Low Frequency Noise Sources in InAlAs / InGaAs MODFET ’ s

چکیده
Detailed analysis of the 1/f low-frequency noise (LFN) in In0:52Al0:48As/InGaAs MODFET structures is performed, for low drain bias (below pinch-off voltage), in order to identify the physical origin and the location of the noise sources responsible for drain current fluctuations in the frequency range 0.1 Hz–105 Hz. Experimental data were analyzed with the support of a general modeling of the 1/f LFN induced by traps distributed within the different layers and interfaces which constitute the heterostructures. Comparative noise measurements are performed on a variety of structures with different barrier (InAlAs, InP) and different channel (InGaAs lattice matched to InP, strained InGaAs, InP) materials. It is concluded that the dominant low frequency noise sources of InAlAs/InGaAs MODFET transistors in the ON state are generated by deep traps distributed within the “bulk” InAlAs barrier and buffer layers. For reverse gate bias, the gate current appears to be the dominant contribution to the channel LFN, whereas both the gate current and the drain and source ohmic contacts are the dominant sources of noise when the device is biased strongly in the ON state. Heterojunction FET’s on InP substrate with InP barrier and buffer layers show significantly lower LFN and appear to be more suitable for applications such as nonlinear circuits that have noise upconversion.

Very low leakage InGaAs/InAlAs pHEMTs for broadband (300MHz to 2GHz) low-noise applications
This paper presents the design, fabrication and characterisation of InGaAs–InAlAs high electron mobility transistors (pHEMTs) suitable for low-frequency LNA designs. Very low levels of leakage, in the order of 0.05A/cm, are demonstrated by the pHEMTs, which have enabled the implementation of large-geometry, low-noise devices. Transistors with gate widths ranging from 200mm to 1.2mm are demonstr...

InAlAs/InGaAs Modulation-Doped Field-Effect Transistors (MODFETs) on InP have recently emerged as an optimum choice for a variety of microwave and photonics applications. This is because the outstanding transport properties of InGaAs have yielded devices with very low-noise and high-frequency characteristics. Unfortunately, the low breakdown voltage of InAlAs/InGaAs MODFETs on InP (typically le...

The ultra-low leakage properties of a novel InGaAs/InAlAs/InP structure have been used to fabricate large gate periphery pHEMTs (up to 1200mm) required for wide band lownoise amplifiers (LNA). The devices were characterized and both linear and non-linear models were extracted. LNAs were then designed and compared favourably with the best results reported to date between 0.3 and 2GHz, still usin...
